About this role

GlobalFoundries Fab8 is seeking an experienced R&D engineer to join the Advanced Packaging Lab and lead advanced 3D Heterogeneous Integration initiatives. The role involves driving process development for advanced packaging solutions, collaborating with internal teams and external vendors, and managing end-to-end process integration for new capabilities. The position requires expertise in BEOL processes, hybrid bonding, and TSV/TOV technologies to support product lines and early prototyping.

Responsibilities

Lead advanced 3D Heterogeneous Integration initiatives including wafer-to-wafer and die-to-wafer hybrid bonding
Drive end-to-end process integration and planning for new capabilities and early product prototyping
Collaborate with unit process engineers and vendors to develop new 2.5D and 3D HI processes
